What is the LED packaging process?
Leave a message
The LED packaging process typically includes the following key steps:
Die Bonding: The LED chip is fixed to the substrate or holder using conductive glue or silver glue, ensuring electrical connection and mechanical fixation between the chip and the substrate.
Wire Bonding: Gold or copper wire is used to connect the LED chip's electrodes to the pins of the holder, creating an electrical path.
Encapsulation: The chip and wires are encapsulated using materials such as epoxy or silicone to protect the chip from environmental influences (such as moisture and dust) while optimizing light output.
Curing: The potting material is cured through heat or UV exposure to form a stable package structure.
Dicing: If a multi-chip array is packaged, dicing may be required to separate the individual LED devices.
Testing: The encapsulated LEDs are tested for their optoelectronic performance to ensure that parameters such as brightness, color temperature, and voltage meet requirements.
Binning: LEDs are sorted by performance parameters based on test results to facilitate subsequent applications.
Packaging: Qualified LED devices are packaged and prepared for shipment.
